Semiconductor devices are fabricated through a series of repetitive process steps, where the structures are built layer by layer. To ensure devices work properly on completion, it is crucial that the different layers are perfectly aligned with each other. Special features called overlay marks are placed on the wafers to verify the alignment of the wafer masks. These marks need to be measured regularly throughout the manufacturing process. Overlay marks can have various layouts, such as box-in-box, bar-in-bar, or cross-in-box structures. During overlay measurements, several factors are monitored, including the shift in the x and y directions between the structures on different layers, the rotational misalignment of the structures relative to each other, and the distortion or deformation of the individual structures.
